I don't know which GaAsFET they used, but the 2SC2498 or 2SC2570A are rated at 1 dB of noise or less and they are relatively cheap. The more expensive replacement type (i.e. ECG) are ECG10 or SK9139.

I don't see any markings on the device, and one of the former resellers (Radio Dan) doesn't know either...
